MEMS (micro-electromechanical systems): This is the core of vacuum
pressure sensors. Micron-scale mechanical structures and circuits
are fabricated on silicon wafers through semiconductor processes
such as photolithography, etching, and thin-film deposition.
Piezoresistive effect: Many MAP sensors utilize the piezoresistive
effect. When silicon material is deformed by pressure, its
resistance changes linearly. During manufacturing, impurity atoms
are implanted into specific areas of the silicon membrane to create
piezoresistive elements, which accurately sense pressure.
Wafer bonding: This is used to create a reference vacuum chamber. A
silicon wafer with micromechanical structures is bonded and sealed
to another glass or silicon wafer under vacuum to form a reference
vacuum chamber.
Temperature and pressure compensation: To ensure output accuracy
across the full temperature and pressure ranges, a temperature
sensor and dedicated compensation circuitry are integrated on the
chip.
Robust packaging: The packaging must not only protect the fragile
MEMS chip but also accurately transmit external pressure to the
sensing diaphragm while ensuring sealing and long-term stability.
